In automated production, the key to applying thermal grease to heat sinks using dispensing equipment lies in the precise control of the amount of grease, the application path and the equipment parameters. This typically involves three main stages: preparation, dispensing and pressing.

 

Ι.Automated Dispensing Process?

1. Preparation and Fixing

 Before dispensing, the heat sink base must be fixed to the dispensing machine’s work platform using a dedicated clamp (such as an adjustable baffle) for precise positioning to prevent displacement during dispensing. Simultaneously, the thermally conductive material needs to be connected to the dispensing system.

● Connecting the Dispensing System: The dispensing of thermally conductive gel is usually packaged in 30cc, 55cc syringes, or drum larger containers, and directly connected to the dispensing machine’s dispensing system.

● Material Type: Thermally conductive silicone grease; Dispensing Form: Syringe, drum container; Characteristics: High viscosity, typically using servo pressure dispensing technology for precise control.

2.Setting up the dispensing process (this is the most critical technical step)

 

During dispensing, based on the heat dissipation area and gap requirements, the following path patterns are mainly selected:

a.Coating area: less than 15mm × 15mm, recommended dispensing path: dot application, meaning a single dot of adhesive is applied to the center of the heat-generating component;

b.Coating area: greater than 15mm × 15mm, recommended dispensing path: “U” shape or “S” shape/serpentine shape, ensuring uniform adhesive coverage and avoiding air bubbles.

c.Coating area: elongated area, recommended dispensing path: linear, L-shaped, meaning even application along the long side.

 

● Calculating adhesive volume: The dispensing volume needs to be calculated based on the designed gap and chip area. Empirically, the dispensing height is usually 2-3 times the final bonding gap.

● Equipment parameters: Set appropriate pressure (eg, reference value 621 kPa), flow rate (eg, reference value 25 g/min) and dispensing time, and select appropriate needles (eg, conical or angled needles) to suit different scenarios.

 

 3. Pressing and Curing

● Bonding and Assembly: After dispensing, the heat sink is vertically pressed onto the heating element using a pick-and-place machine or manually. The gel automatically spreads under pressure, filling all microscopic gaps.

● No Curing Required: Most single-component thermal conductive gels are thixotropic and do not require oven curing. Assembly is completed after pressing, greatly simplifying the production process.

● Compatibility with high-viscosity adhesives dispensing machine is crucial: Thermally conductive gels (especially those with high thermal conductivity above 6 W/m·K) have very high viscosity, easily leading to stringing with ordinary dispensing valves. Industrial production often uses screw pump dispensing machines or piston dispensing valves, which provide stable extrusion pressure, ensuring accurate adhesive dosage and clean, crisp dispensing.

● Strong tolerance adaptability: Thermally conductive gels are very soft and have low compressibility, perfectly adapting to gaps from 0.5mm to 4mm, making them particularly suitable for assembly scenarios with large tolerances or uneven surfaces.

● Quality control: After dispensing, the coating area and position are typically checked using a vision system, and the heat dissipation effect is inspected using online temperature measurement or thermal imaging.
